본 발명은 칩패드에 형성된 스터드 스택범프 또는 스터드 컬럼범프를 기판상의 전극패드에 전기적으로 플립칩 접속시키는 플립칩 접속방법을 제공한다. 상기 구성에 의하면, 낮은 열응력 및 높은 열주기 신뢰성을 갖는 플립칩 접속공정이 가능하다.
