수직 형태 자기 이방성을 이용한 자기 소자 및 이를 포함하는 메모리 장치Magnetic device adopting perpendicular shape magnetic anisotropy (PSMA) and memory device including the same
자기 소자는, 압전층, 상기 압전층 상에 수직 방향으로 적층되고 수직 자기 형태 이방성(perpendicular shape magnetic anisotropy)을 갖는 자유층, 상기 자유층 상에 상기 수직 방향으로 적층되는 비자성층 및 상기 비자성층 상에 상기 수직 방향으로 적층되는 고정층을 포함한다. PSMA를 갖는 자유층을 이용함으로써 높은 열적 안정성을 가질 수 있고, 자기 소자의 수직 자화를 반전할 때 압전층에 스트레인 전압을 인가하여 자유층의 자화 용이축을 수평 방향으로 변환함으로써 스위칭 전류를 감소할 수 있다.
