표면 스트레스가 완화된 결정질의 탄화실리콘 박막 구조체 제조방법Methods of fabricating surface-stress released crystalline SiC thin film structure
본 발명은 기판 상에 에피택셜 공정이 아니라 증착 공정을 이용하여 형성하되, 각각 이격되어 나누어진 분할영역마다 비정질의 탄화실리콘 박막을 형성하는 제 1 단계; 및 상기 증착 공정의 공정온도 보다 상대적으로 높은 온도에서 상기 비정질의 탄화실리콘 박막을 가열하여 상기 분할영역마다 결정질의 탄화실리콘 박막을 형성하는 제 2 단계;를 포함하는, 표면 스트레스가 완화된 결정질의 탄화실리콘 박막 구조체 제조방법을 제공한다.
