반도체 패키지 및 그 제조방법guide line of underfill materials for heat transfer of semiconductor package
본 발명은 언더필 부재를 형성하는 과정에서 보이드 트랩의 발생을 방지할 수 있는 반도체 패키지 및 그 제조방법을 구현할 수 있으며, 기판, 상기 기판 상에 범프를 개재하여 적층된 반도체칩 및 상기 기판과 상기 반도체칩 사이의 적어도 일부를 충전하는 언더필 부재를 구비하되, 상기 반도체칩은 상기 기판과 대면하는 상기 반도체칩의 표면 상에 적어도 하나의 트렌치를 형성하는 공기배출패턴을 포함하는 반도체 패키지를 제공한다.
