N-형반도체다이아몬드의제조방법FABRICATION METHOD OF N TYPE SEMICONDUCTOR
n-형 반도체 다이아몬드를 제조하는 방법으로 CVD방법을 이용하여 다이아몬드증착과 동시에 불순물을 도핑한다. N-형 불순물로써 Li화합물과 B화합물을 동시에 도핑한후, 다이아몬드의 표면을 에칭하여 n-형반도체 다이아몬드를 제조하는 방법으로 비저항 특성이 1O-2Ωcm이하의 우수한 특성을 나타내는 다이아몬드를 제조하는 발명이다.
