저항변화메모리 및 제조방법The Resistance Random Access Memory and Method for Manufacturing
본 발명은 저항변화메모리(Resistance Random Access Memory, RRAM) 및 제조방법에 관한 것이다. 본 발명에 따른 저항변화메모리는, 기판, 기판상에 증착된 제1 도전층, 제1 도전층상에 형성된 저항변화 물질층, 저항변화 물질층상에 증착된 제2 도전층을 포함하고, 저항변화 물질층은 제1 도전층을 미리 설정된 온도에서 산소 플라즈마 처리하여 형성되는 것을 특징으로 한다. 따라서, 본 발명에 따른 저항변화메모리 및 제조방법은 플라즈마를 이용해 매우 간단한 방법으로 저온에서 짧은 시간 안에 저항변화메모리를 제조할 수 있다. 비 휘발성 메모리 (Non-Volatile Memory), 저항변화소자 메모리 (Resistance Random Access Memory), 플라즈마 (Plasma)
