| dc.description.abstract | 본 발명은 디옥사스피로환기를 측쇄에 갖는 아크릴 유도체들을 합성하고 이들을 단독으로 중합시킨 중합체 또는 다른 비닐아크릴 유도체와 중합시킨 공중합체의 감광특성을 이용한 포토레지스트에 관한 것이다.종래의 포토레지스트는 광산발생제(photoacid generator)에 의해 탈리된 보호기가 강알카리 수용액에 용해되는 반면 본 발명은 탈리된 보호기를 선택 조절하여 약알카리 수용액이나 순수 수용액만으로도 포지티브 패턴을 형성시킬 수 있고 가공상의 조건을 조절하여 네가티브 패턴도 형성 할 수 있다.본 발명에 의하여 디옥사스피로기를 측쇄에 갖는 아크릴 유도체들은 다음과 같은 일반식 (I), (Ⅱ)의 화학구조를 갖는다. | - |
