본 발명은 기상 증착공정을 이용한 갭필링 방법 및 그 장치에 관한 것으로, 개시제를 사용하는 화학 기상 증착(initiated Chemical Vapor Deposition; iCVD) 공정을 이용하여 패턴 상에 고분자(polymer)를 증착하여 갭필링(gap filling)을 통해 상기 패턴을 평탄화하는 단계를 포함한다.
