본 발명의 일 관점에 따르면, 파동원으로부터 기판 상에 일정한 패턴을 가지는 구조물이 형성된 패턴영역을 포함하는 샘플로 파동을 조사하는 단계; 정보수집부를 이용하여 상기 패턴영역에서의 다중 산란에 의해 형성된 스펙클(speckle)에 대한 정보를 수집하는 단계; 및 사이 수집된 정보를 기준 정보와 비교하여 상기 패턴영역에 형성된 구조물 형태의 이상 여부를 분석하는 단계;를 포함하는, 패턴 구조물 검사 방법이 제공된다.
