| dc.description.abstract | 본 발명은 음각의 공동이 형성된 몰드를 이용하여, 크기가 균일하며 이심률이 작고 미세한 크기의 솔더 볼을 제조하는 방법에 관한 것으로 상세하게는 (a) 표면에 음각의 공동이 형성된 몰드 기판을 제조하는 단계; (b) 상기 공동을 용융된 솔더로 채운 후 솔더를 응고시키는 단계; 및 (c) 상기 공동을 채운 솔더로 구형의 솔더볼을 제조하는 단계;를 포함하여 제조되는 특징이 있다.본 발명의 제조방법은 그 제조방법이 간단하며, 제조 조건에 민감한 고가의 장비를 사용하지 않으며, 제조된 솔더볼의 입도 분포가 매우 좁고, 이심률이 작아 완벽한 구형에 가까우며, 수 ㎛ 내지 수백 ㎛의 크기를 갖는 솔더볼을 선택적으로 제조할 수 있고, 불량률이 적어 복잡한 회수 및 분리공정이 필요하지 않은 장점이 있다. | - |
