| dc.description.abstract | 이 발명은 반도체 칩(chip)을 포함하는 기판의 패드에 솔더범프(solder bump)를 형성하는 장치 및 방법에 관한 것이다.이 발명의 솔더범프 형성 장치는, 칩 패드의 패턴에 따른 솔더 공간이 형성된 몰드를 생성하는 몰드생성수단과, 상기 몰드의 솔더 공간에 솔더를 채우는 솔더채움수단과, 상기 솔더 공간에 솔더가 채워진 몰드와 칩을 정렬하는 정렬수단과, 상기 솔더가 채워진 몰드와 칩이 정렬된 상태에서 열을 가하여 칩 패드에 솔더범프가 형성되도록 하는 가열수단을 포함하고, 상기 솔더채움수단은 상기 몰드생성수단에서 생성된 몰드를 고정하는 고정수단과, 용융 솔더로 채워진 솔더조와, 상기 고정부에 고정된 몰드를 상기 솔더조 내부로 이동시키는 몰드이동수단과, 상기 솔더조에 채워진 용융 솔더 또는 상기 몰드를 진동시켜서 상기 용융 솔더가 상기 솔더 공간에 채워지도록 하는 진동공구를 포함한다. | - |
