| dc.description.abstract | 입체구조보다 수확율이 높고 제작인 간편한 평면구조 고내압 다이오드를 제작하였다. 고내압 평면구조 다이오드에서 일어나는 문제점을 알아보고 그 문제점을 해결하기 위한 방법을 조사했다. 평면구조 고내압 다이오드를 얻는 방법에는 Guard Ring,Field Plate Guard Ring & Field Plate 를 사용하는 방법이 있다. 각 다이오드 구조에 대한 해석을 한후 각 다이오드의 가장 높은 파괴전압을 알아낸 후 그 결과를 비교해 보았다. 동일한 조건하에서 각 다이오드의 특성을 비교하기 위해서 mask를 특수하게 만들었다. 동일한 조건하에서 Field Plate Diode의 파괴전압이 Guard Ring Diode 의 파괴전압이 높았다. Field Plate Diode 에서는 Field Plate 의 oxide overlap 거리가 증가할수록 파괴전압이 감소하는 현상을 나타냈다. Guard Ring & Field Plate Diode 에서는 해석할 수 없는 현상이 있었다. | kor |
