| dc.description.abstract | 본 발명은 고개구수 렌즈의 입사광을 변조하기 위한 삼층 편광 변조 장치에 관한 것이다. 본 발명의 장치는 선편광의 입사광이 자신을 투과하여 세 개의 영역별로 다른 편광상태가 되도록 변조하기 위한 삼층편광변조기; 및 상기 삼층편광변조기를 통과한 편광변조된 입사광이 자신을 투과하여 광의 세기분포가 원형에 가까운 초점광을 생성하는 고개구수렌즈를 포함한다. 따라서, 본 발명의 장치는 입사광의 편광을 조절하여 초점평면상에서 원형의 광세기분포를 가지므로 균일한 분해능을 갖도록 하고 DOF를 깊게 할 수 있으므로 반도체의 리소그라피공정상의 수율을 향상시킬 수 있는 효과를 제공한다. | - |
